Abstract: 本发明涉及具有高可靠性、适合于狭窄间距的凸块形成方法、半导体装置及其制造方法、半导体芯片、电路基板及电子设备。本发明的凸块形成方法包括以在垫片12上具有贯通孔22的方式形成抗蚀剂层20、配合贯通孔22的形状形成与垫片12电连接的金属层(凸块34)的工序,把金属层(凸块34)形成为具有用于容纳焊料40的区域(凹部36)的形状。
